RF power transistor for 960 MHz PA stages
The NXP MW6S010GNR1 is a 28 V LDMOS RF power transistor in a TO-270BA surface-mount package, delivering 10 W output power with 18 dB gain at 960 MHz. It is designed for UHF power amplifier stages in base-station transmitters, industrial RF heating, and ISM-band applications where linearity and efficiency at 960 MHz are required. The LDMOS construction provides good thermal stability and ruggedness under mismatched load conditions.
Gain and bias — what 18 dB at 125 mA means
The 18 dB gain is specified at 960 MHz with a test current of 125 mA and a drain voltage of 28 V. That bias point sets the quiescent current for Class AB operation. If the part is biased significantly below 125 mA, gain drops and linearity degrades; above it, efficiency suffers. The 10 W output power rating is the saturated power at that bias — the designer sizes the heatsink and supply for at least 10 W continuous dissipation, plus headroom for peak envelope power.
Package and mounting
The TO-270BA package (supplier device package TO-270-2 GULL) is a surface-mount gull-wing leadform with a large exposed backside pad for thermal and electrical grounding. The mounting type is surface mount, so the part reflows onto the PCB; the backside pad must be soldered to a copper land with adequate thermal vias to the ground plane.
