98-ball BGA — board design constraints
Housed in a 98-VFBGA MICROSTAR JUNIOR package (9x6 mm), the ball pitch forces a multi-layer PCB with microvias or via-in-pad. Two-layer boards will not fan out the inner rows. Surface-mount assembly requires a controlled reflow profile; the VFBGA package is moisture-sensitive, so bake before reflow if the floor life has been exceeded.
For new designs, look at current TPS659 family variants with similar voltage and package options — but verify pin compatibility from the datasheet, as the 98-BGA ball map may differ.
