Gate drive voltage and switching
At 5 V gate drive the on-resistance rises, but the 7120 pF input capacitance at 20 V drain means the gate driver must source enough peak current to charge Ciss within the target switching period — a 2 A driver can switch it in under 50 ns. The ±20 V Vgs max gives headroom for 12 V gate drive in automotive pre-driver circuits.
Temperature range and thermal budget
Junction temperature range is -55 °C to 150 °C, covering under-hood automotive and industrial enclosures. Maximum power dissipation is 139 W at the case — real-world dissipation depends on the PCB copper area under the 8-VSON-CLIP pad. The 2.2 V gate threshold at 250 µA means the MOSFET is fully off below 2 V, but the threshold shifts with temperature; at -55 °C it rises, so a 5 V gate drive is the safe minimum for cold starts.
