The 15-DSBGA (0.5 mm pitch wafer-level chip-scale package) demands a controlled SMT reflow profile and X-ray inspection post-placement. No exposed thermal pad — the die is the package, so board-level underfill is recommended for drop-shock applications. The mounting type is surface mount only.
