60 A, 600 V, 65 ns — the switching diode for high-current PFC and boost stages
The STTH60RQ06WL is a 600 V, 60 A fast-recovery epitaxial diode from STMicroelectronics, built for the high-stress side of power conversion — PFC boost, output rectification in high-power SMPS, and motor-drive snubber clamps where the reverse recovery charge drives the switching loss. Rated 60 A average rectified at 600 V DC reverse, with a 65 ns reverse recovery time that keeps the turn-off loss low enough to run the diode at 175°C junction without derating the switching frequency below 50 kHz in continuous-conduction mode.
Forward drop and leakage — the thermal budget numbers
Forward voltage is 2.95 V max at 60 A — the conduction loss at full load sits at 177 W, which the TO-247-2 package sinks through the tab to a heatsink; the junction-to-case thermal path is the design variable, not the die itself. Reverse leakage is 80 µA at 600 V rated voltage — this is the blocking-state loss; it doubles with every 10°C rise above 25°C, so at 125°C junction the leakage is roughly 1.3 mA, still below the self-heating floor for a 60 A part in a well-ventilated enclosure.
Package and board-fit — TO-247-2 through-hole
Supplied in the TO-247-2 package (ST's DO-247 LL variant), through-hole mount with two leads — the anode and cathode tabs are the current path; the mounting hole takes an M3 screw to the heatsink, and the tab is the cathode contact, so the insulator pad must be rated for the full 600 V isolation. The tube packaging is the standard through-hole delivery — no tape-and-reel option for this variant; the sibling STTH60RQ06-M2Y ships in tape-and-reel for the same die if pick-and-place is needed.
