The STMicroelectronics STGP7NC60HD is a 600 V, 25 A PowerMESH™ IGBT in a TO-220-3 through-hole package. It is designed for medium-frequency switching applications such as motor drives, uninterruptible power supplies, and induction heating where the 600 V collector-emitter breakdown and 25 A continuous collector current set the power-stage voltage and current headroom. The switching energy is 95 µJ on and 115 µJ off under the test condition of 390 V, 7 A, 10 Ω gate resistor, and 15 V gate drive.

It is ROHS3 compliant. The 80 W maximum power dissipation is a package-limited ceiling — the TO-220 must be mounted to a heatsink to reach the rated current and power.

Switching speed and reverse recovery

The internal diode has a reverse recovery time of 37 ns. In a hard-switched bridge leg this trr sets the dead-time floor and the turn-on loss contribution from the diode reverse recovery. The 18.5 ns turn-on delay and 72 ns turn-off delay at 25°C give a baseline for timing the gate drive signals.
