Automotive IGBT for 400 V bus and high-temperature environments
The STGD20N45LZAG is an automotive-grade IGBT from STMicroelectronics, rated for 25 A continuous collector current and 450 V collector-emitter breakdown voltage.
Parametric profile: switching and conduction
With a gate charge of 26 nC and turn-on/off delays of 1.1 µs and 4.6 µs at 25 °C (tested at 300 V, 10 A, 1 kOhm gate resistor, 5 V gate drive), this IGBT is tuned for moderate-speed switching — think 10–20 kHz hard-switched topologies, not resonant or high-frequency SMPS. The Vce(on) is specified at 1.25 V maximum at 4 V gate drive and 6 A collector current, which sets the conduction loss floor in the linear region. Pulsed collector current capability reaches 50 A, giving headroom for inrush and transient loads.
Package and thermal: D-PAK (TO-252) surface mount
Housed in a D-PAK (TO-252) surface-mount package with a single exposed tab, the STGD20N45LZAG is designed for automated assembly on standard FR-4 or IMS boards.
It is ROHS3 compliant, and the AEC-Q101 qualification is documented — no additional screening required for automotive PPAP submissions.
