P-Channel 30 V load switch in DPAK
The STD26P3LLH6 is a 30 V, 12 A P-Channel MOSFET from STMicroelectronics' DeepGATE and STripFET VI trench-gate family. It is the go-to part when you need a high-side switch without a charge pump — the P-Channel polarity lets you connect source to the positive rail and drain to the load, with gate pulled low to turn on. The 12 nC gate charge at 4.5 V keeps switching losses manageable in a 100-200 kHz SMPS or a PWM load driver. The 175 °C maximum junction temperature gives thermal headroom over the 150 °C limit common on industrial MOSFETs — useful when the part is packed into a tight enclosure or sees high ambient under the hood.
Gate drive and switching profile
Input capacitance Ciss is 1450 pF at 25 V drain-source — a modest load for a standard gate driver IC. The total gate charge of 12 nC at 4.5 V Vgs means a driver sourcing 1 A can charge the gate in about 12 ns, though PCB layout and gate resistance will dominate the real edge rate. Maximum gate-source voltage is ±20 V, so the part tolerates the ringing on a long gate trace without an external clamp — just keep the drive amplitude within that window.
Housed in the standard DPAK (TO-252-3) surface-mount package with two leads and a tab. Cut Tape works for prototyping or low-volume builds. The base product number is STD26, so any suffix variations (STD26P3LLH6 vs STD26P3LLH6TR) share the same silicon and package — the difference is only the reel or cut-tape packaging option.
Compliance and lifecycle status
It is ROHS3 compliant, meaning it meets the strictest EU exemption-free RoHS requirements.
