650 V, 8.5 A N-channel — MDmesh V generation
The 22 nC typical gate charge (Qg at 10 V) keeps switching losses manageable in hard-switched topologies.
The gate threshold voltage (Vgs(th)) maxes at 5 V at 250 µA, so a 10 V drive rail gives solid overdrive and keeps conduction losses in check. Input capacitance (Ciss) is 900 pF at 100 V drain bias, which together with the 22 nC gate charge means a standard gate driver IC can switch it cleanly without excessive drive current.
For new designs, ST's current MDmesh series (e.g., MDmesh M6 or DK5) offers pin-compatible options with lower Rds(on) and similar voltage ratings — check the latest ST portfolio for a drop-in candidate.
