1200 V, 30 A trench field-stop IGBT — what it handles
The RGS30TSX2DGC11 is a 1200 V, 30 A trench field-stop IGBT in a through-hole TO-247N package, designed for hard-switched power stages in motor drives, UPS, and industrial inverters where conduction and switching losses both matter. Rated junction temperature extends to 175 °C.
Switching losses and gate drive budget
At the test condition of 600 V, 15 A, 10 Ω gate resistor, and 15 V gate drive, the turn-on energy is 740 µJ and turn-off is 600 µJ. Total gate charge is 41 nC. Turn-on and turn-off delay times are 30 ns and 70 ns respectively at 25 °C — fast enough that the switching loss is dominated by the current/voltage overlap, not the gate-driver propagation delay.
Conduction loss and thermal design
Vce(sat) is 2.1 V typical at 15 V gate drive and 15 A collector current — at full rated current of 30 A the conduction drop will be higher, but 2.1 V at half-rated current is a good anchor for loss estimation in partial-load designs like variable-frequency drives. Maximum power dissipation is 267 W; the TO-247N package with a properly greased heatsink can handle that, but the junction-to-case thermal resistance must be factored into the heatsink selection — the 175 °C Tj max gives some margin if the sink is undersized.
