Package and footprint — 144-EQFP with exposed pad
The 144-EQFP (20x20 mm) has an exposed pad for thermal dissipation. The pad must be soldered to a ground-plane island on the PCB with adequate thermal vias — standard practice for any FPGA in this package class. The 91 I/O are distributed around the four sides; the remaining pins are dedicated to power, ground, configuration, and clock inputs. The exposed pad also provides a low-inductance ground return for the core logic.
