500 V, 16 A N-channel CoolMOS™ — what the ratings mean for the power stage
The Infineon SPI16N50C3 is a 500 V, 16 A N-channel power MOSFET from the CoolMOS™ series. It comes in a TO-262-3 (I²Pak) through-hole package with long leads, rated for a junction temperature range of -55°C to 150°C.
Rds(on) and gate charge — conduction vs switching loss trade-off
The 280 mOhm maximum on-resistance at 10 A, 10 V gate drive sets the conduction loss anchor for heatsink design. The 66 nC total gate charge at 10 V is moderate for this voltage class.

Mounting and thermal — through-hole with a tab
The TO-262-3 (I²Pak) package is a through-hole variant with long leads, designed for mounting on a PCB with the metal tab either soldered to a copper island or clamped to a separate heatsink. The 160 W maximum power dissipation at case temperature assumes the tab is held at 25°C — in practice, a forced-air heatsink with thermal resistance below 1°C/W is needed to stay inside the 150°C junction limit at full rated current. The PG-TO262-3-1 supplier package code matches the standard I²Pak footprint.
