650 V, 8.7 A N-channel — the CoolMOS™ CFD2 workhorse
The IPW65R420CFDFKSA2 is supplied in the through-hole TO-247-3 package (PG-TO247-3-41). With a gate charge of 31.5 nC at 10 V, the switching losses are moderate — a 10 V gate-drive rail is expected, and the driver sees about 31.5 nC per switching event.
Input capacitance Ciss is 870 pF at 100 V drain-source. This is a moderate value that keeps the Miller plateau manageable; the driver does not need to push a large capacitive load at turn-on. The maximum gate threshold voltage is 4.5 V at 300 µA drain current, so a 10 V gate drive provides a solid overdrive margin. Maximum power dissipation is 83.3 W at the case temperature. The junction temperature operating range is -55°C to 150°C.
