300V, 44A, 41mOhm — the TO-220-3 workhorse
Maximum on-resistance is 41mOhm at 10V gate drive and 44A drain current — the number that sets the conduction loss floor in a switching supply or motor drive.
Gate charge and input capacitance — the switching budget
Total gate charge Qg is 87 nC at 10V Vgs, and input capacitance Ciss is 7180 pF at 100V Vds. For a 100 kHz hard-switched converter, the gate driver must source about 8.7 mA average to charge the gate each cycle. The Ciss number also tells the PCB layout engineer that the gate drive loop inductance needs tight control to avoid ringing at turn-on.
Thermal headroom and package
Junction temperature range is -55°C to 175°C, with a maximum power dissipation of 300W at case temperature. That 175°C Tj max gives margin in high-ambient environments like a PFC stage in a server supply or a motor drive in an industrial cabinet. The TO-220-3 through-hole package (PG-TO220-3) is field-serviceable — a rework tech can swap it on site with a soldering iron and a heat sink clip, no hot-air station needed.
