600 V CoolMOS for automotive power stages
It is housed in the PG-TO263-3-2 (D²Pak) surface-mount package and carries AEC-Q101 qualification for automotive-grade applications.
On-resistance and gate charge — switching loss trade-off
The total gate charge is 29 nC at 10 V, which keeps the gate-drive power requirement moderate — a typical 1 A gate driver can switch this part at several hundred kilohertz without excessive dissipation. Input capacitance is 1100 pF at 100 V drain-source. The 600 V rating and 299 mOhm Rds(on) place this part in the sweet spot for 400 V DC-link applications — PFC stages, DC-DC converters, and on-board chargers — where the conduction loss is acceptable and the switching speed is not the primary constraint.
Automotive qualification and temperature range
Maximum power dissipation is 96 W at case temperature 25 °C; derating is required above that point per the datasheet's thermal impedance curve. The PG-TO263-3-2 package's large copper tab on the drain helps conduct heat to the PCB or heatsink.
