Total gate charge is 67 nC at Vgs = 10 V. Input capacitance Ciss is 2895 pF at Vds = 400 V.
Thermal headroom and junction temperature
The maximum junction temperature is 150°C, with a power dissipation ceiling of 164 W at case temperature 25°C. In a real 400 V bus application, the junction temperature rise depends on the switching losses from the 2895 pF Ciss and the conduction losses from the 60 mOhm Rds(on) multiplied by the duty cycle. A heatsink or PCB copper area sized to keep TJ below 125°C gives margin for transient overloads.
