On-resistance and gate drive — what they mean for switching losses
The IPA60R280CFDD7: Maximum on-resistance is 280 mOhm at a gate drive of 10 V and a drain current of 3.6 A — the Rds(on) is specified at the 10 V drive level, so a gate driver that can source and sink enough current to charge the 18 nC gate charge (Qg) at the target switching frequency is needed to keep switching losses in check. Input capacitance (Ciss) is 807 pF at 400 V drain-source — a moderate value that keeps the gate-drive power manageable while still allowing fast switching in a 100 kHz SMPS or PFC stage.
Temperature range and thermal limits
Maximum power dissipation is 24 W at the case — the full-pack TO-220's isolated tab transfers heat to the heatsink without an extra insulator, but the thermal resistance from junction to case (RthJC) must be factored into the heatsink sizing for continuous operation near the 6 A limit.
