650 V, 74 A TrenchStop 5 IGBT in a Kelvin-emitter TO-247-4
The Infineon IKZA40N65RH5XKSA1 is a 650 V, 74 A TrenchStop 5 IGBT in a 4-pin TO-247 package (PG-TO247-4-3) with a Kelvin emitter connection. The Kelvin emitter separates the gate-drive return from the power path, reducing the effective gate-loop inductance and allowing faster switching with cleaner gate waveforms.
Switching performance — 140 µJ on, 120 µJ off
Tested at 400 V, 20 A, with a 15 Ω gate resistor and 15 V gate drive, the IKZA40N65RH5XKSA1 delivers 140 µJ turn-on energy and 120 µJ turn-off energy. Turn-on delay is 17 ns and turn-off delay 165 ns at 25°C. These numbers define the switching loss per cycle in hard-switched topologies like PFC, solar inverters, and motor drives. The low Eon/Eoff ratio indicates the TrenchStop 5 process is optimised for fast turn-on with controlled di/dt, which helps manage EMI.
