1200 V, 150 A TrenchStop™ IGBT in TO-247-4
The Infineon IKY75N120CS6XKSA1 is a 1200 V, 150 A Trench Field Stop IGBT from the TrenchStop™ series, housed in a TO-247-4 package. It is designed for hard-switching applications such as motor drives, uninterruptible power supplies (UPS), solar inverters, and welding equipment where high efficiency and reliability at elevated junction temperatures are required.
Conduction and switching performance
Saturation voltage is 2.15 V at 75 A and 15 V gate drive. Switching losses are 2.2 mJ (turn-on) and 2.95 mJ (turn-off) under 600 V, 75 A, 4 Ω, 15 V. Gate charge is 530 nC.
Thermal headroom and ruggedness
Continuous collector current is 150 A, pulsed current up to 300 A, maximum junction temperature 175 °C. Reverse recovery time of 205 ns on the internal diode is specified; for hard-switched bridge legs, pair this with a fast external diode if the application requires lower trr than the co-pack diode provides.
Package and mounting
The TO-247-4 package (PG-TO247-4-2) adds a separate Kelvin-emitter pin for the gate return, which reduces the effect of power-loop inductance on the gate drive — a practical advantage when switching 150 A at 1200 V. Through-hole mounting suits traditional power-stage layouts with screw-down or clip heatsinks.
