650 V, 55 A Trenchstop 5 IGBT in TO-247-3
The Infineon IKWH20N65WR6XKSA1 is a Trenchstop™ 5 series IGBT in a TO-247-3 through-hole package. It uses a Trench Field Stop structure rated for 650 V collector-emitter breakdown and 55 A continuous collector current, with a pulsed current capability of 60 A. The 1.7 V typical Vce(on) at 15 V gate drive and 20 A collector current keeps conduction losses manageable for motor drives, inverters, and welding power supplies. Gate charge of 97 nC gives a reasonable switching speed for hard-switched topologies up to the tens-of-kHz range. Junction temperature range spans -40°C to 175°C, which covers industrial and automotive under-hood environments. The TO-247-3 package (PG-TO247-3-32) is a standard footprint for high-power through-hole mounting on a heatsink — no special tooling needed, just a screwdriver and thermal grease.
