600 V, 80 A TrenchStop — the power-stage workhorse
The IKW40N60H3FKSA1: It is designed for hard-switching applications such as motor drives, UPS inverters, and welding machines where conduction and switching losses need to balance across the load range. The Vce(on) is specified at 2.4 V max at 15 V gate drive and 40 A collector current. The test condition of 400 V, 40 A, 7.9 Ohm gate resistor, and 15 V gate drive gives the switching energy of 1.68 mJ.
Gate drive budget: 223 nC Qg
Total gate charge is 223 nC. At a 20 kHz switching frequency, the average gate-drive current needed is 4.46 mA (Qg × fsw), but the peak current from the driver must deliver that charge in the on-time window — a 2 A peak driver is comfortable here. The turn-on delay is 19 ns and turn-off delay 197 ns at 25 °C; the asymmetry means dead-time needs to be set for the longer off-delay plus margin. The reverse recovery time of the internal diode is 124 ns.
Thermal and mounting — TO-247-3 reality
Maximum power dissipation is 306 W, and the junction temperature range is -40 to 175 °C. Through-hole mounting with a screw torque on the tab is standard. The PG-TO247-3-1 has the same footprint as the industry-standard TO-247-3.
