650 V / 55 A TrenchStop IGBT in TO-220-3
The Infineon IKP30N65F5XKSA1 is a 650 V, 55 A TrenchStop IGBT in a TO-220-3 through-hole package. It is designed for hard-switching applications such as motor drives, power supplies, and welding inverters where low conduction and switching losses are critical.
Conduction and switching losses at 400 V bus
Vce(on) is 2.1 V typical at 30 A with a 15 V gate drive — at that point conduction loss is 63 W per device. Switching energy is 280 µJ turn-on and 70 µJ turn-off measured at 400 V, 15 A, 23 Ω gate resistor, 15 V gate drive. At a 20 kHz switching frequency the total switching loss per device is about 7 W. Gate charge is 65 nC total, which keeps the gate drive power low and allows fast switching with a modest driver. The 55 A continuous rating is package-limited; real-world current depends on heatsinking and junction temperature budget.
Temperature range and thermal design
The 175°C Tj(max) is typical for TrenchStop IGBTs and allows high-power-density designs, but the thermal resistance of the TO-220-3 package means a good heatsink or forced airflow is needed to stay below the limit at full current.
