600 V, 80 A TrenchStop IGBT for hard-switched power stages

Conduction and switching loss numbers that size the heatsink
At 400 V, 40 A, 5.6 Ω gate resistor, and 15 V gate drive, typical Vce(on) is 2.05 V. Switching energy is 920 µJ under the same condition. Gate charge totals 215 nC. For a 20 kHz hard-switched stage, the average gate-drive power is about 4.3 mW per IGBT, well within a standard driver IC's capability. The turn-off delay time is 186 ns at 25 °C; the datasheet's typical curves show how that shifts with temperature and collector current.
The part is ROHS3 compliant.
Package and mounting — TO-247-3 through-hole
The PG-TO247-3-1 package is the standard TO-247-3 outline with three through-hole leads. The large copper tab provides the collector connection and the primary thermal path. For a 303 W maximum power dissipation, the tab must be bolted to a heatsink with thermal interface material — the junction-to-case thermal resistance in the datasheet drives the heatsink selection.
