600 V, 80 A trench field-stop IGBT for motor drives and inverters
The Infineon IHW40N60R is a TRENCHSTOP trench field-stop IGBT rated at 600 V collector-emitter breakdown and 80 A continuous collector current, in a TO-247-3 through-hole package. It is designed for hard-switching applications like motor drives, UPS, and welding inverters where conduction and switching losses matter.
Conduction and switching numbers that size the heatsink
Vce(on) is 2.05 V typical at 15 V gate drive, 40 A collector current — that 82 W conduction loss at 40 A is the floor for thermal design. Off-state switching energy is 750 µJ under the test condition of 400 V, 40 A, 5.6 Ohm gate resistor, 15 V gate drive. Total gate charge is 223 nC; at a 20 kHz switching frequency the gate driver needs to source about 4.5 mA average to charge and discharge that capacitance each cycle. The 305 W maximum power dissipation assumes the case is held at 25 °C — real-world derating follows the junction-to-case thermal resistance.
