1350 V Trench Field Stop IGBT for induction heating and resonant converters
The Infineon IHW30N135R5XKSA1 is a 1350 V, 60 A TrenchStop™ IGBT in a TO-247-3 package, designed for hard-switching and resonant topologies in home appliances and industrial power supplies. Its Trench Field Stop structure delivers a low on-state voltage of 1.95 V at 15 V gate drive and 30 A collector current, keeping conduction losses manageable in high-current paths.
Switching losses and gate drive budget
Turn-off switching energy is specified at 1.4 mJ under the test condition of 600 V bus, 30 A load, 10 Ω gate resistor, and 15 V gate drive. That figure, combined with the 235 nC gate charge, lets you estimate switching losses in a half-bridge or single-ended resonant stage. The 310 ns turn-off delay at 25 °C sets the minimum dead-time floor — a controller with programmable dead-time is safer than relying on a fixed 500 ns blanking.
Package and thermal interface
The TO-247-3 package (PG-TO247-3) is a through-hole, three-lead format with a large metal tab for heatsink mounting. The 330 W power dissipation rating assumes the tab is properly greased and clamped to a heatsink — without thermal compound the junction will exceed 175 °C well below that limit. The collector tab is electrically live, so an insulating pad and bushing are required if the heatsink is grounded.
