1350 V / 40 A TrenchStop IGBT in TO-247-3
The Infineon IHW20N135R5XKSA1 is a TrenchStop field-stop IGBT rated for 1350 V collector-emitter breakdown and 40 A continuous collector current, housed in a TO-247-3 through-hole package. It targets hard-switching applications in industrial motor drives, UPS systems, and welding inverters where the 1350 V blocking voltage provides margin above the rectified 3-phase 400 VAC bus.
Conduction and switching at the test condition
At the test condition of 600 V, 20 A, 10 Ohm gate resistor, and 15 V gate drive, the IHW20N135R5XKSA1 delivers a typical Vce(on) of 1.85 V — the conduction loss at half the rated current. Turn-off switching energy is 950 µJ at this same condition, and the turn-on delay is not specified; the turn-off delay is 235 ns at 25 °C. Total gate charge is 170 nC, which sets the average drive current required from the gate driver at the target switching frequency — a 20 kHz hard-switched stage draws about 3.4 mA average from the driver, well within a standard IGBT driver's capability.
