600 V, 100 A TrenchStop® IGBT for motor-drive and inverter stages
It is designed for hard-switching applications such as motor drives, uninterruptible power supplies, and welding inverters where low conduction and switching losses are required.
Conduction and switching losses at the test condition
At the test condition of 400 V, 50 A, 7 Ohm gate resistance, and 15 V gate drive, the IGW50N60H3FKSA1 delivers a typical Vce(on) of 2.3 V at 15 V, 50 A, and a total switching energy of 2.36 mJ. The turn-on delay is 23 ns and turn-off delay is 235 ns at 25 °C, giving a clear window for dead-time setting in half-bridge topologies.
Gate drive and thermal budget
Total gate charge is 315 nC, which at a 20 kHz switching frequency draws roughly 6.3 mA average from the gate driver — well within the capability of standard IGBT driver ICs. The pulsed collector current rating of 200 A covers short-circuit and inrush events.
