600 V, 40 A Trench Field Stop IGBT for motor-drive and PFC stages
It is designed for hard-switching applications such as motor drives, uninterruptible power supplies, and power-factor-correction stages where low conduction and switching losses are needed.
Switching losses and gate-drive budget
With a gate charge of 120 nC and switching energy of 800 µJ (tested at 400 V, 20 A, 14.6 Ω gate resistor, 15 V gate drive), this IGBT fits designs where the gate-driver stage must supply moderate charge per cycle without excessive dissipation. The 17 ns turn-on and 194 ns turn-off delay at 25 °C give a clear timing budget for dead-time and snubber design.
Thermal headroom and package fit
Rated for a maximum junction temperature of 175 °C and dissipating up to 170 W, the TO-247-3 package (PG-TO247-3-1) provides a large copper tab for heatsink mounting. The 40 A continuous collector current and 80 A pulsed rating give headroom for inrush and overload conditions in industrial drives and welders.
