The Infineon IGB15N65S5ATMA1 is a TRENCHSTOP™ 5 trench field-stop IGBT in a surface-mount PG-TO263-3-2 (D²Pak) package, rated for 650 V collector-emitter breakdown and 35 A continuous collector current. Typical Vce(on) is 1.7 V at 15 V gate drive and 15 A collector current, within the 105 W power dissipation budget. The 38 nC total gate charge keeps gate-drive current modest.
Switching losses and thermal design
Tested at 400 V, 15 A through a 25 Ω gate resistor with a 15 V gate drive, the part delivers 250 µJ turn-on energy and 140 µJ turn-off energy — numbers that let you estimate junction temperature rise per switching cycle for your actual bus voltage and load current. Pulsed collector current capability of 60 A covers inrush and short-circuit events during fault conditions, though the 105 W power limit defines the continuous safe operating area.
