Fast-switching small-signal diode for automotive and industrial clamping
It handles an 80 V reverse voltage and 250 mA average rectified current, with a 4 ns reverse recovery time that suits fast-switching clamp, snubber, and general-purpose signal rectification roles in 12 V and 24 V vehicle electrical systems.
The 4 ns reverse recovery time places this diode in the fast-recovery class for small-signal use. In a flyback clamp across an inductive load — relay coil, solenoid, injector — the short trr limits the voltage overshoot duration and reduces the energy dumped into the snubber resistor. At 150 mA forward current the forward voltage drop is 1.25 V max, which is typical for a 250 mA-rated signal diode and keeps conduction loss low in low-current paths.
AEC-Q101 and the 150 °C junction limit
The maximum junction temperature is 150 °C, which covers under-hood ambient conditions when the diode is derated for self-heating. Reverse leakage is 1 µA at 75 V, so the off-state power contribution is negligible even at elevated temperatures.
SOT-23-3 footprint and capacitance
The SOT-23-3 package (also described as TO-236-3 or SC-59) is a standard three-lead footprint shared across the BAS16 family. Junction capacitance is 2 pF at 0 V and 1 MHz, which keeps signal integrity clean in high-speed digital lines where the diode is used for ESD clamping or level shifting.
