Gate threshold voltage is 2 V maximum at 250 µA drain current, and the recommended drive voltage for achieving the rated on-resistance is 10 V. Total gate charge at 10 V is 109.4 nC, which gives a reasonable switching speed for a 120 A device — expect moderate gate-drive power requirements in high-frequency designs. Input capacitance measures 7055 pF at 15 V drain-source, consistent with a large-die MOSFET.
Maximum power dissipation is 300 W at case temperature, but real-world dissipation depends on heatsinking and duty cycle.
