Trench Field Stop gives you the low on-state voltage of a punch-through structure without the slow tail current — so it switches cleanly at moderate frequencies without a snubber in most hard-switching topologies. The 2.6 V Vce(on) at 15 V gate drive and 40 A collector current is the conduction loss floor at the nominal operating point. Total gate charge is 158 nC at 15 V.
