650 V / 40 A trench field stop IGBT in TO-220
The STGP20M65DF2 is a 650 V, 40 A Trench Field Stop IGBT from STMicroelectronics' M series, housed in a TO-220-3 through-hole package. It is designed for hard-switching applications such as motor drives, power factor correction (PFC) circuits, and general-purpose inverter stages where the 650 V blocking voltage provides margin for 400 VDC bus rails.
Switching losses and gate drive budget
Total gate charge is 63 nC — a moderate figure that keeps the gate drive power requirement low; a typical 12 V gate driver with 1 A peak output can switch this IGBT in the tens of nanoseconds. Switching energy is 140 µJ during turn-on and 560 µJ during turn-off, tested at 400 V, 20 A with a 12 Ω gate resistor. The off-energy dominates, so the thermal design should budget for higher turn-off losses, especially at elevated junction temperatures. Turn-on delay is 26 ns and turn-off delay is 108 ns at 25 °C, giving a combined switching window that suits 10–30 kHz hard-switched converters without excessive dead-time overhead.
Thermal headroom and package fit
The TO-220 package, with its exposed metal tab, requires a heatsink for continuous operation above a few amperes — the tab is electrically connected to the collector, so a mica or silicone pad with thermal compound is standard practice for isolation.
