Switching performance and thermal budget

Tested at 400 V bus, 4 A load, 47 ohm gate resistor and 15 V gate drive, the turn-on switching energy is 40 µJ and turn-off is 136 µJ — the asymmetric loss favours resonant or soft-switching designs where turn-off dominates. Turn-on delay is 12 ns and turn-off delay 86 ns at 25°C junction, giving a usable switching range into the low tens of kHz before thermal limits are reached in a hard-switched PFC or inverter stage.
