600V 20A switching IGBT for motor drives and power supplies
The STGD10NC60HT4 is a 600V, 20A IGBT from ST's PowerMESH series, housed in a surface-mount DPAK (TO-252-3) package. It is built for medium-frequency hard-switching applications like motor drives, UPS inverters, and PFC stages where a 600V blocking voltage and 20A collector current handle the rail.
Switching losses and gate drive budget
Total gate charge is 19.2 nC, so a typical gate driver with 1A peak output can switch the gate in under 20 ns. Turn-on switching energy is 31.8 µJ and turn-off is 95 µJ, tested at 390V, 5A, with a 10 Ω gate resistor and 15V gate drive. Those numbers let you estimate dissipation at a given frequency: at 20 kHz, switching losses alone run about 2.5 W, which fits the 60 W power limit with headroom for conduction loss. The Vce(on) is 2.5V max at 15V gate drive and 5A collector current — that is the conduction voltage you budget for in the on-state loss calculation. With a 20A rated collector, derating for case temperature is expected; the DPAK's thermal path through the tab sets the practical continuous current.
