390 V, 25 A IGBT for automotive power stages
With a total gate charge of 24 nC, the STGB20N40LZ requires modest drive current — a 1 A gate driver can switch it at 40 kHz with negligible cross-conduction. The turn-on delay is 700 ns, turn-off delay 4.3 µs at 25°C under test conditions of 300 V, 10 A, 1 kOhm gate resistance, and 5 V gate drive.
On-state voltage and pulsed current capability
Collector-emitter saturation voltage is 1.6 V typical at 4 V gate drive and 6 A collector current. The device can handle 40 A pulsed collector current (Icm), giving headroom for motor inrush or capacitor charging events.
The D²Pak (TO-263) footprint is standard for 150 W dissipation in surface-mount assemblies.
It is ROHS3 compliant. For automotive OEMs requiring PPAP-level documentation, the AEC-Q101 qualification is already in place.
