Product details

600 V, 20 A FDmesh™ — what this N-channel MOSFET brings

The STF20NM60D is an N-Channel MOSFET in the TO-220 Full Pack (TO-220FP) through-hole package, which isolates the mounting tab from the die.

STMicroelectronics no longer manufactures this device in volume, and no last-time-buy window is open.

Gate charge and input capacitance — switching speed

Gate drive of 10 V achieves the rated on-resistance. Gate charge is 37 nC at 10 V.

Maximum power dissipation is 45 W at the case, but the TO-220FP's fully molded package has higher thermal resistance than a standard TO-220 with a metal tab — expect to derate the dissipation significantly if you cannot bolt the device to a large heatsink. In practice, the junction-to-case thermal path through the epoxy limits current handling in continuous conduction.

Frequently asked questions

What is the replacement for STF20NM60D?

The replacement decision depends on your voltage, current, package, and Rds(on) requirements — a currently active 600 V N-channel MOSFET in TO-220FP from ST's FDmesh™ or MDmesh™ families would be the natural starting point.

Is the STF20NM60D obsolete?

Yes, the STF20NM60D is listed as Obsolete. STMicroelectronics has discontinued production, and supply is limited to the surplus and broker channel.
